\u7d2b\u5916\u5149\u7535\u63a2\u6d4b\u5668\u5728\u7a7a\u95f4\u901a\u4fe1\u3001\u519b\u4e8b\u4fa6\u5bdf\u3001\u73af\u5883\u76d1\u6d4b\u3001\u751f\u7269\u533b\u5b66\u7b49\u8bb8\u591a\u9886\u57df\u5177\u6709\u5e7f\u6cdb\u800c\u91cd\u8981\u7684\u5e94\u7528\u3002\u77f3\u58a8\u70ef\u4f18\u5f02\u7684\u5149\u5b66\u548c\u7535\u5b66\u6027\u80fd\u4f7f\u4e4b\u6210\u4e3a\u5236\u9020\u7d2b\u5916\u5149\u7535\u63a2\u6d4b\u5668\u7684\u7406\u60f3\u6750\u6599\u3002\u4f46\u662f\u5355\u5c42\u77f3\u58a8\u70ef\u5bf9\u5149\u7684\u5438\u6536\u7387\u5f88\u4f4e\uff08~2.3%\uff09\uff0c\u5bfc\u81f4\u5e73\u9762\u4e8c\u7ef4\uff082D\uff09\u7eaf\u77f3\u58a8\u70ef\u7d2b\u5916\u5149\u7535\u63a2\u6d4b\u5668\u7684\u54cd\u5e94\u5ea6\u4e0d\u9ad8\u3002\u5982\u4f55\u63d0\u9ad8\u77f3\u58a8\u70ef\u7d2b\u5916\u5149\u7535\u63a2\u6d4b\u5668\u7684\u54cd\u5e94\u5ea6\uff0c\u540c\u65f6\u4fdd\u6301\u8f83\u9ad8\u7684\u54cd\u5e94\u901f\u5ea6\uff0c\u662f\u4e00\u4e2a\u516c\u8ba4\u7684\u96be\u9898\u3002<\/p>\n \u3010\u6210\u679c\u7b80\u4ecb\u3011<\/strong><\/p>\n \u3010\u56fe\u6587\u5bfc\u8bfb\u3011<\/strong><\/p>\n \u56fe1\u00a0\u4e8c\u6c27\u5316\u949b\uff08TiO2<\/sub>\uff09\u7eb3\u7c73\u9897\u7c92\uff08NP\uff09\u4fee\u9970\u81ea\u5377\u66f2\u4e09\u7ef4\uff083D\uff09\u77f3\u58a8\u70ef\u573a\u6548\u5e94\u7ba1\uff08GFET\uff09\u3002\uff08a\uff09\u548c\uff08b\uff09TiO2<\/sub>\u00a0NP\u4fee\u9970\u524d\u3001\u540e\u76843D GFET\uff1b\uff08c\uff09TiO2<\/sub>\u00a0NP\u4fee\u99703D GFET\u5fae\u7ba1\uff1b\uff08d\uff09\u952e\u5408\u5728PCB\u4e0a\u7684TiO2<\/sub>\u00a0NP\u4fee\u99703D GFET\uff1b\uff08e\uff09\u77f3\u58a8\u70ef\/ TiO2<\/sub>\u00a0NP\u5bfc\u7535\u6c9f\u9053\uff1b\uff08f\uff09TiO2<\/sub>\u00a0NP\u4fee\u9970\u524d\uff08\u84dd\u7ebf\uff09\u3001\u540e\uff08\u7ea2\u7ebf\uff093D GFET\u7684\u62c9\u66fc\u5149\u8c31\u3002<\/p>\n \u56fe2\u00a0TiO2<\/sub>\u00a0NP\u4fee\u9970\u524d\u3001\u540e3D GFET\u7684\u7535\u5b66\u548c\u5149\u7535\u7279\u6027\u3002\uff08a\uff09TiO2 <\/sub>NP\u4fee\u9970\u524d\u3001\u540e3D GFET\u7684\u8f6c\u79fb\u7279\u6027\u5bf9\u6bd4\uff1b\uff08b\uff09\u548c\uff08c\uff09TiO2 <\/sub>NP\u4fee\u9970\u524d\u3001\u540e3D GFET\u7684\u8f93\u51fa\u7279\u6027\u66f2\u7ebf\uff1b\uff08d\uff09TiO2 <\/sub>NP\u4fee\u99703D GFET\u5728\u4e0d\u540c\u5165\u5c04\u5149\u529f\u7387\u4e0b\u7684\u8f6c\u79fb\u7279\u6027\u3002.<\/sub><\/p>\n \u56fe3\u00a0TiO2<\/sub>\u00a0NP\u4fee\u9970\u524d\u3001\u540e3D GFET\u7684\u5149\u7535\u7279\u6027\u3002\uff08a\uff09\u5b9e\u9a8c\u88c5\u7f6e\u793a\u610f\u56fe\uff1b\uff08b\uff09\u96f6\u6805\u538b\u548c\u96f6\u6e90\u6f0f\u504f\u538b\uff08V<\/i><\/em>g<\/sub>s<\/sub>\u00a0= V<\/i><\/em>ds<\/sub>\u00a0= 0 V\uff09\u6761\u4ef6\u4e0b\uff0cTiO2<\/sub>\u00a0NP\u4fee\u9970\u524d\u3001\u540e3D GFET\u7684\u77ac\u6001\u5149\u7535\u54cd\u5e94\uff1b\uff08c\uff09\u5355\u4e2a\u8c03\u5236\u5468\u671f\u7684\u77ac\u6001\u5149\u7535\u54cd\u5e94\u3002<\/p>\n \u56fe4\u00a0TiO2<\/sub>\u00a0NP\u4fee\u99703D GFET\u57fa\u4e8e\u5149\u6805\u6548\u5e94\u5de5\u4f5c\u7684\u5149\u7535\u7279\u6027\u3002\uff08a\uff09\u5728V<\/i><\/em>ds<\/sub>\u00a0= 0.1 V\u548cV<\/i><\/em>gs<\/sub>\u00a0= 0 V\u6761\u4ef6\u4e0b\uff0c\u5668\u4ef6\u7684\u77ac\u6001\u5149\u7535\u54cd\u5e94\uff1b\uff08b\uff09\u5668\u4ef6\u5149\u7535\u54cd\u5e94\u968f\u6e90\u6f0f\u504f\u538b\u53d8\u5316\uff1b\uff08c\uff09\u5728V<\/i><\/em>ds<\/sub>\u00a0= \u56fe5\u00a0TiO2<\/sub>\u00a0NP\u4fee\u99703D GFET\u548c\u4f5c\u4e3a\u53c2\u7167\u7684TiO2<\/sub>\u00a0NP\u4fee\u9970\u5e73\u9762\u4e8c\u7ef4\uff082D\uff09GFET\u5149\u573a\u4eff\u771f\u3002\uff08a\uff09\u5728\u6ce2\u957f\u4e3a325 nm\u3001\u7535\u573a\u5f3a\u5ea6\u4e3aE<\/i><\/em>0<\/sub>\u00a0= 1 V\/m\u7684\u5e73\u9762\u5149\u8f90\u5c04\u4e0b\uff0cTiO2<\/sub>\u00a0NP\u4fee\u99703D GFET\u9644\u8fd1\u7684\u7535\u573a\u5f3a\u5ea6\uff08E<\/i><\/em>3D<\/sub>\uff09\u5206\u5e03\uff1b\uff08b\uff09\u76f8\u540c\u6761\u4ef6\u4e0b\uff0cTiO2<\/sub>\u00a0NP\u4fee\u99702D GFET\u9644\u8fd1\u7684\u7535\u573a\u5f3a\u5ea6\uff08E<\/i><\/em>2D<\/sub>\uff09\u5206\u5e03\u3002<\/p>\n \u56fe6\u00a0TiO2<\/sub>\u00a0NP\u4fee\u99703D GFET\u7684\u6805\u538b\u53ef\u8c03\u5149\u7535\u7279\u6027\u3002\uff08a\uff09\u5668\u4ef6\u5f52\u4e00\u5316\u54cd\u5e94\u5ea6\u968f\u6805\u538b\u53d8\u5316\uff1b\uff08b\uff09\u5668\u4ef6\u5149\u7535\u6d41\u4e0a\u5347\u65f6\u95f4\u968f\u6805\u538b\u53d8\u5316\uff1b\u5b9e\u9a8c\u4e2d\u6e90\u6f0f\u7535\u538bV<\/i><\/em>ds<\/sub>\u00a0= 0.1 V\uff0c\u6fc0\u5149\u529f\u7387\u4e3a3.47 mW\u3002<\/p>\n \u3010\u5c0f\u7ed3\u3011<\/strong><\/p>\n
