\u3010\u5f15\u8a00\u3011<\/strong><\/p>\n \u5728\u7edd\u7f18\u94c1\u7535\u6750\u6599\u4e2d\uff0c\u53ef\u64e6\u9664\u7684\u5bfc\u7535\u7574\u58c1\u53ef\u4ee5\u7528\u4e8e\u65e0\u7834\u574f\u8bfb\u5199\u94c1\u7535\u5b58\u50a8\u5668\u3002\u7136\u800c\uff0c\u5728\u8fd9\u79cd\u5668\u4ef6\u4e2d\uff0c\u7574\u58c1\u7535\u6d41\u5bc6\u5ea6\u8fd8\u8fbe\u4e0d\u6240\u9700\u7684\u5f3a\u5ea6\u53ca\u76f8\u5e94\u7684\u7a33\u5b9a\u72b6\u6001\uff0c\u6240\u4ee5\u4e0d\u80fd\u6ee1\u8db3\u5177\u6709\u9ad8\u901f\u8bfb\u5199\u901f\u5ea6\u96c6\u6210\u7535\u8def\u7684\u9700\u6c42\u3002\u56e0\u6b64\uff0c\u5982\u4f55\u514b\u670d\u8fd9\u4e00\u56f0\u96be\u6210\u4e3a\u5236\u7ea6\u5176\u5e94\u7528\u7684\u6700\u4e3b\u8981\u539f\u56e0\u3002<\/p>\n \u3010\u6210\u679c\u7b80\u4ecb\u3011<\/strong><\/p>\n nm\u7684\u94c1\u7535\u5b58\u50a8\u5668\u4ef6\u63d0\u4f9b\u4e86\u53ef\u80fd\u3002\u8be5\u7814\u7a76\u6210\u679c\u4ee5\u9898\u4e3a\u201cTemporary formation of highly conducting domain walls for non-destructive read-out of ferroelectric domain-wall resistance switching memories<\/strong>\u201d\u53d1\u5e03\u5728Nature Materials<\/strong>\u4e0a\u3002<\/p>\n \u3010\u56fe\u6587\u5bfc\u8bfb\u3011<\/strong><\/p>\n \u56fe<\/strong>1<\/strong>\uff1a\u5e26\u7535\u7574\u58c1\u7684\u5236\u5907<\/strong><\/p>\n \uff08a\uff09\uff08001\uff09STO\u886c\u5e95\u4e0a35 nm\u539a\u7684\uff08001\uff09PC<\/sub> BFO\u8584\u819c\u5728\u7535\u538b2.5V\uff0c\u6c9f\u9053\u957f\u5bbd\u90fd\u4e3a50 nm\u7684\u60c5\u51b5\u4e0b\u6c34\u5e73\u7535\u573a\u7684\u6a21\u62df\u3002<\/p>\n \uff08b\uff09\u5728[001] STO\u886c\u5e95\u4e0a\u5916\u5ef6\u751f\u957f\u7684\u7684BFO\u8584\u819c\u7684AFM\u56fe\u548c\u5bf9\u5e94\u7684\u76f8\u56fe\u3002<\/p>\n \u56fe<\/strong>2<\/strong>\uff1a<\/strong>35 nm<\/strong>\u539a\u7eb3\u7c73\u5668\u4ef6\u7684\u5f00\u6001\u7535\u6d41<\/strong><\/p>\n \uff08a\uff09-\uff08d\uff09\u5bf9\u5e94\u5bbd\u5ea6\u4e3a52 nm\uff0c\u957f\u5ea6\u5206\u522b\u4e3a63 nm\uff0c97 nm\uff0c136 nm\uff0c174 nm\u7eb3\u7c73\u6c9f\u9053\u7684SEM\u56fe\u3002<\/p>\n \uff08e\uff09-\uff08h\uff09\u9762\u5185PFM\u76f8\u56fe\u3002\u6cbf\u7535\u573a\u65b9\u5411\u6b63\u7574\uff08e\uff0ch\u4e2d\u7070\u8272\u90e8\u5206\uff09\u548c\u8d1f\u7574\uff08f\uff0cg\u4e2d\u767d\u8272\u90e8\u5206\uff09\u3002<\/p>\n \uff08i\uff09-\uff08l\uff09\u5728\u6b63\/\u8d1f\u9608\u8303\u56f4\u5185\uff0c\u968fE\u3001P\u65b9\u5411\u7684\u53d8\u5316\u53ca\u7535\u538b\u626b\u63cf\u65b9\u5411\u7684\u4e0d\u540c\uff0c\u5bf9\u5e94I-V\u66f2\u7ebf\u7684\u53d8\u5316<\/p>\n \u56fe<\/strong>3<\/strong>\uff1a<\/strong>35 nm<\/strong>\u539a\u7eb3\u7c73\u5668\u4ef6\u7574\u7684\u8f6c\u6362<\/strong><\/p>\n \uff08a\uff09\u56fe2\uff08i\uff09\u66f2\u7ebf\u7684100\u6b21\u5faa\u73af\u3002<\/p>\n \uff08b\uff09\uff0c\uff08c\uff09\u5206\u522b\u4e3a\u57284 V\u7535\u538b\u6c9f\u9053\u5bbd\u5ea6\u4e3a50 nm\u7684\u60c5\u51b5\u4e0b\u77eb\u987d\u7535\u538b\u548c\u5f00\u6001\u7535\u6d41\u968f\u6c9f\u9053\u957f\u5ea6\u53d8\u5316\u7684\u5173\u7cfb\u3002<\/p>\n \uff08d\uff09\u6839\u636e\u56fe\u4e2d\u7bad\u5934\u6240\u793a\u7684\u7535\u538b\u626b\u63cf\u65b9\u5411I-V\u66f2\u7ebf\u7684\u56de\u6ede\u3002<\/p>\n \uff08e\uff09\u5bf9\u4e8e\u65bd\u52a0\u4e0d\u540c\u8f6c\u6362\u7535\u538b\u60c5\u51b5\u4e0b\uff0c\u8f6c\u53d8\u65f6\u95f4\u4f9d\u8d56\u4e8e\u8bfb\u53d6\u7535\u6d41\u7684\u5927\u5c0f\u3002<\/p>\n \uff08f\uff09\u8010\u4e45\u6027\u6d4b\u8bd5\u7ed3\u679c\uff0c\u5668\u4ef6\u7684\u6c9f\u9053\u5bbd\u548c\u957f\u5206\u522b\u4e3a51 nm\u548c125 nm\u3002<\/p>\n \u56fe<\/strong>4<\/strong>\uff1a\u539a\u5ea6\u4e3a<\/strong>120 nm<\/strong>\u7684\u5668\u4ef6\u7684\u58c1\u7535\u6d41\u4ee5\u53ca\u5229\u7528\u626b\u63cf\u63a2\u9488\u6280\u672f\u5f97\u5230\u7684\u76f4\u63a5\u8bc1\u636e<\/strong><\/p>\n \uff08a\uff09\u6c9f\u9053\u5bbd\u5ea6\u4e3a44 nm\u65f6\u4e0d\u540c\u6c9f\u9053\u957f\u5ea6\u5668\u4ef6\u7684I-V\u66f2\u7ebf\uff0c\u53f3\u56fe\u8868\u793a\u968f\u6c9f\u9053\u957f\u5ea6\u6539\u53d8\u77eb\u987d\u7535\u538b\u548c\u7535\u6d41\u7684\u53d8\u5316\u3002<\/p>\n \uff08b\uff09\u7ecf\u8fc7\u65bd\u52a010 s\u7684-18 V\u540e\u4e24\u4e2a\u5177\u670971\u00b0\u5939\u89d2\u7574\u7684\u9762\u5185PFM\u3002<\/p>\n \uff08c\uff09TE1\u548c\u9488\u5c16\u4e4b\u95f4\u7535\u573a\u4e3a-140 kV\/cm\uff0cTE2\u548c\u9488\u5c16\u540c\u65f6\u63a5\u5730\u65f6CAFM\u7535\u6d41\u56fe\u3002<\/p>\n \u56fe<\/strong>5<\/strong>\uff1a\u4e09\u7aef<\/strong>BFO<\/strong>\u5b58\u50a8\u5668\u4ef6\u7684\u8bfb\u5199\u65b9\u6848<\/strong><\/p>\n \uff08a\uff09\uff0c\uff08b\uff09\u5de6\u56fe\u5206\u522b\u4e3a\u8bfb\u5199\u7535\u538b\u548c\u60c5\u51b5\u4e0b\u5b58\u50a8\u5355\u5143\u7684\u5de5\u4f5c\u539f\u7406\u56fe\u3002\u4e2d\u95f4\u4e24\u4e2a\u56fe\u5206\u522b\u4e3a\u4e0d\u540c\u6c9f\u9053\u957f\u5ea6\u4e0b\u7684I-V\u56de\u626b\u66f2\u7ebf\u3002\u53f3\u4fa7\u56fe\u4e3a\u5668\u4ef6\u5f00\u3001\u5173\u60c5\u51b5\u4e0b\u7684\u4fdd\u6301\u7279\u6027\u3002<\/p>\n \uff08c\uff09\u5de6\u56fe\u4e3a\u201c\u8bfb\u201d\u72b6\u6001\u4e0b\uff08b\uff09\u5668\u4ef6\u7684\u5e73\u9762SEM\u56fe\u3002\u4e2d\u95f4\u548c\u53f3\u4fa7\u56fe\u5206\u522b\u4e3a\u6cbf\u4e0d\u540c\u65b9\u5411\u9762\u5185PFM\u76f8\u56fe\u626b\u63cf\u65f6\u7574\u5177\u6709\u4e0d\u540c\u7684\u53d8\u5f62\u3002<\/p>\n
